| Abstract(J) | パワーモジュールの高出力密度化のためには両面放熱構造により熱抵抗を低減することが有効である。今回、さらなる出力密度向上に向けてこれまで有効活用できていなかったパワー素子の信号パッドからも放熱できるモジュール、素子構造を検討したのでその結果を報告する。 Translation |
| Abstract(E) | It is valid to adopt Double-Sided Cooling structure and reduce thermal resistance to achieve high power density Power Module. For further improvement of power density, we considered the structure of power module and power device to be able to radiate heat from signal pads on power device, which we could not use effectively so far, and we present these results. |
